HiRel Radiation Hard PowerMOS Transistors

Based on the unique Infineon CoolMOS™superjunction technology the radiation hard PowerMOS transistors are worldwide benchmark in radiation hardness and electrical performance. The TID hardness is specified up to 100krad (300 krad on request) and SEE was tested up to LET62 with Xe and LET95 with Pb ions.

With the extremely low specific RDS(ON), and Save Operation Area (SOA) concerning SEE Infineon now offers best in class radiation hard PowerMOS transistors for all kinds of space applications.

The product range covers voltage classes from 60V up to 650V in 4 different packages.

All radiation hard PowerMOS are available as qualified bare die as well.

 

HiRel Silicon Diodes

Infineon offers high reliability schottky and PIN diodes in hermetically sealed packages with component screening according to space industries needs.

The devices are available in different quality levels:
Professional (P) which is used for breadboards and circuit evaluation  (Engineering Modules)
ESCC qualified (ES) which fulfills the requirements of the European Space Agency (Flight Modules).

On request customer specific quality levels could be set up depending on demand.

 

HiRel Silicon Bipolar Transistors

Infineon´s well known and widely used Micro Wave (MW) Transistors are here offered as high reliability devices in hermetically sealed ceramic packages. The product range covers all RF-Transistor technology generations of Infineon. Bipolar transistors with different voltage classes, frequency range and output power are available and based on Infineon´s reliable bipolar technology.

The bipolar transistor devices are available in different quality levels:

Professional (P) which is used for breadboards and circuit evaluation  (Engineering Modules)
ESCC qualified (ES) which fulfills the requirements of the European Space Agency (Flight Modules).

On request customer specific quality levels could be set up depending on demand.
