Infineon HiRel- 650V Radiation Hard Power MOSFETs

Infineon HiRel offers two new RadHard Power MOSFETs: BUY65CS08J-01(ES) & BUY65CS28A-01(ES). These 650V devices have an incredibly low RDSon for such a high voltage.  Both devices are radiation hardened with a TID of 100kRad and an SEE of LET90. Moreover, they are ESCC qualified and in the ESA QPL.

• Single Event Effect (SEE) hardened
  LET 90, Range: 122μm (Pb)          LET 62, Range: 73μm (Xe)
  VGS = -10V, VDS = 650V                   VGS = -15V, VDS = 650V

• Total Ionisation Dose (TID) hardened: 100 kRad approved (Level R)
• Hermetically sealed
• N-channel
